Dr. Cadmus Chang-Ann Yuan is currently a Professor at the Department of Mechanical and Computer Aid Engineering, Feng Chia University in Taichung City, Taiwan, investigating the AI algorithms and finite element methods for industrial applications, He received his Ph.D. degree from the National Tsing Hua University in Hsinchu, Taiwan in 2005. From 2006 to 2012, he worked in the Netherlands from TUDelft, NXP, and TNO, where he initialized and was involved in several national and internationally funded projects by NWO, FP7-8, Eniac, Eureka, etc. He served as director of LED packaging development in the national key laboratory in Beijing from 2012 to 2015. He joined Feng Chia University in 2017 and was promoted to associate professor and professor in 2021 and 2024, respectively, His research interest is applying AI methods for engineering applications, such as Semiconductors Packaging Design, Reliability, and Manufacturing. He established a machine learning platform CAYMAL, where the parametric/nonparametric AI learning algorithms (RNN/LSTM/kNN), and reinforcement learning algorithms (RL)) are implemented with multithread parallel computation. The source code is 100% owned and maintained by Dr. Yuan for academic research/education purposes. He is currently devoted to the research of AI-assisted Design for Reliability (AI-DfR) technologies for electronic packaging, information enrichment of neural network modeling, and manufacturing scheduling. His method has been applied to microelectronic packaging reliability issues that involve high geometric and material non-linearities, such as fan-out wafer-level packaging, high-density flip-chip packaging, heterogeneous integration, and LED light source packaging.
