Development of new algorithms and strategies to improve hard and soft fail characterization on DRAMs. Pattern Recognition Tools using conventional and Neural Network algorithms were used to quantify the different fail mechanisms on DRAMs. A fully automated Bit Fail Map analysis and reporting system was developed which could be utilized on high volume data due to a massive run-time reduction of existing algorithms (after optimization the run-time was only 0.5% of the original value). It could only be achieved by combining programming skills, knowledge of chip architecture and related fail mechanisms.Designed, coordinated and implemented an algorithm which correlated electrical fails to defect data in order to improve yield learning.
