“Defect engineering of complex oxide thin films for ReRAM applications”The research focused on studying the formation and effects of defects in ultra thin complex oxide (SrTiO3) thin films and how these defects can be controlled. The electronic and especially the resistive switching properties of the complex oxide thin films were tested with respect to their defect structure. For this purpose a UHV cluster tool for the deposition and in-situ charaterization was installed and setup. The UHV cluster system comprises technologies like MBE-PLD, sputtering, E-beam PVD, RHEED, LEED, (LC)-AFM/STM, XPS, PEEM.

Sub-devices were designed and their functionality simulated. Based on this complementary process, a complete micro fabrication process was set up.
