C-V Measurements of High K dielectrics; Extending Moore’s Law with Germanium-based CMOSShrinking manufacturing processes for Complementary Metal Oxide Semiconductor (CMOS) devices has caused the SiO2 gate dielectric to become to inefficient due to large current leakage via quantum mechanical tunnelling and defects. High-K oxides, such as Ta2O5 and HfO2 , are being used to replace these dielectrics allowing for thicker oxides (reducing QM tunnelling) whilst still maintaining the CMOS’s capacitive performance. We employ C-V profiling to ascertain information on defects, EOT, frequency dispersion and other important CMOS aspects. The results are then discussed in relation to the causes of the defects and the observed frequency dispersion. Ta2O5 performs strongly against the HfO2 and being significantly cheaper could make it a viable alternative dielectric in the future of CMOS devices.
