- The MRSI-705 Die bonder had inconsistencies with eutectic die bonding between the shim and IC which caused void formation and premature solidification.- Worked with a team of students to investigate the role of gold diffusion in premature solidification of the solder with Finite Element Analysis using COMSOL thermal modeling and traditional 2D diffusion modeling on MATLAB.- Modeled 3D thermal diffusion of the eutectic die attach process in COMSOL Multiphysics to simulate a transient heat map to analyze the effects of temperature from pressure, velocity, and reflow temperature.- Utilized Fick’s Law of Diffusion to code a 2D simulation of gold diffusion into the IC over time on MATLAB.- Coordinated design specifications with Keysight Staff, wrote a proposal and presented research findings at UC Davis Senior Design Showcase.
