Optimized Cu and Ni electroplating bath deposition parameters for high rate and uniformity for plating high aspect ratio micromechanical gold system structures. Identified methods to improve processing variation for reducing thermal stress and increasing homogeneity. Identified both electrolytic and electroless Ni plating solutions without residual tensile or compressive stresses on the substrate. Plated metal removal via chemical etching was evaluated for producing 3-dimensional structures via repeated plating, lithography, and etching.
