I'm a CPI (Chip-to-package interaction) and CFD/FEA simulation staff engineer at Samsung Foundry, QA department. I'm in charge of assessing and mitigating the potential risk in chip interconnect structures with respect to various type of package thermo-mechanical stress. Before starting my career at Samsung Foundry in 2017, I worked as graduate research assistant and post-doc at University of Maryland, College Park where I received Ph.D. degree in mechanical engineering and M.S. degree in chemical engineering. At Samsung Foundry, I worked on various simulation projects including studies on molded underfill void, DDI warpage/stress analysis, 7nm large die CPI stress analysis and stress induced stacking fault. I am currently focused on development and validation of CPI stress simulation platform and in-situ Q-TC test setup in order to provide accurate CPI reliability prediction and improve package level reliability of products.
